A drift-diffusion Gunn effect model is used to analyse
complex behaviour of natural Gunn oscillation in the periodically
driven GaAs Gunn-effect structure. The results of the
numerical simulation are presented. It was shown that the Gunn
devices might exhibit quite complicated behaviour, characterized
by low-dimensional strange chaotic attractor having the
correlation dimension less than 2 and positive first Lyapunov
exponent.
